Complete Au-free Metallization Platform for UWBG Al$_{0.65}$Ga$_{0.35}$N channel MOS-HEMTs using Ti/Al/Ti Ohmic Contacts and Refractory TiN/Pt Gates

Abstract

Au-free ohmic contacts and refractory gate stacks are critical for integrating ultra-wide-bandgap (UWBG) Al-rich AlGaN transistors with Si-CMOS technology. In this work, we demonstrate, to our knowledge, the first complete Au-free metallization platform for Al$_{0.65}$Ga$_{0.35}$N-channel MOS-HEMTs, combining electron-beam-evaporated and sputtered Ti/Al/Ti ohmic contacts with sputtered TiN and Pt gate metals. The Ti/Al/Ti contacts achieved a contact resistance of approximately 7.5--7.7 $Ω\cdot$mm while being fully Au-free. This contact resistance is achieved using a 600 $^\circ$C anneal, substantially below the 850--950 $^\circ$C typically required for Au-capped Ti/Al/X/Au contacts on Al-rich AlGaN, indicating a reduced thermal budget and improved compatibility with silicon-CMOS foundries. TiN gates deliver drain-current density up to 450 mA/mm at $V_{\mathrm{th}} = -13$ V, whereas Pt gates shift $V_{\mathrm{th}}$ to -2.5 V with a reduced current drive of 220 mA/mm, reflecting the effects of gate work function. TiN-gated devices exhibit lower current degradation under pulsed operation and a higher critical breakdown field ($E_{\mathrm{c}} \approx 3.5$ MV/cm) than Pt-gated devices ($E_{\mathrm{c}} \approx 2.98$ MV/cm), measured without field plating at $L_{\mathrm{GD}} = 2.3$ $μ$m. Collectively, these results establish a low-thermal-budget, fully Au-free, CMOS-compatible metallization platform for high-performance Al-rich AlGaN UWBG power electronics.

Differentiable topology optimization for high-fidelity acoustic holography beyond the thin-element approximation

Acoustic holography in the megahertz range can impact applications from manufacturing and non-destructive testing to transcranial ultrasound. Designing lens topologies for complex holograms in the sub-megahertz to low-megahertz regime most relevant to transcranial therapy is difficult because wave propagation through an acoustically thick lens cannot be ignored. Here we show that the heterogeneous angular spectrum approach (HASA), which admits in-plane varying speed-of-sound maps and supports rapid differentiable optimization with the Adam optimizer, can generate three-dimensional lens topologies directly. With it we quantify the failure of the thin-element approximation (TEA) at these frequencies, where lenses enter an acoustically thick regime (thickness L much greater than the wavelength) governed by refractive walk-off, and we introduce a dimensionless refractive walk-off number Nw that defines a frequency-dependent operating regime. Topology optimization outperformed TEA-based design in all 45 configurations tested, with the largest structural gains at or below 1 MHz; for high-numerical-aperture designs the fidelity at 1 MHz matched that at 2 MHz, while structural similarity was highest at 0.5 MHz. The sub-megahertz to low-megahertz window is therefore a favorable operating regime for high-fidelity transcranial holography rather than one to be avoided. Free-field hydrophone measurements of 3D-printed lenses reproduced the designed patterns, and because the framework also accounts for aberration in heterogeneous media, patient-specific lenses corrected skull-induced aberration in simulation and ex vivo experiment, generalized across skull segments, and shaped volumetric beams through the human skull. Together these results provide a framework for designing simple, economical, and high-performance ultrasound systems.

Low-Terahertz Channel Performance in Falling Wheat for Moisture Sensing

Terahertz (THz) waves are highly sensitive to water and therefore offer a promising noncontact approach to wheat moisture sensing, but existing THz studies have been limited to static samples. This article investigates moisture sensing based on the performance of a THz channel in falling wheat, as encountered at grain intake. The channel power loss is measured at six frequencies from 120 to 320 GHz for three moisture contents and interpreted with a physics-based model that couples the double-Debye permittivity of water, Landau-Lifshitz-Looyenga mixing, and Lorenz-Mie extinction. The model reproduces the measured loss. Above the extinction maximum, the dielectric moisture response peaks where the wavelength approaches the kernel diameter, and that a two-frequency loss ratio removes the loading dependence. A channel-level analysis of QPSK and 16-QAM links shows that a 1 dB moisture-induced loss change alters the bit error rate (BER) by a factor of 3 to 30. THz communication channels at grain intake could therefore sense moisture as a byproduct of data transmission.

Periodically poled lithium niobate with submicrometer periodicity using electric-field poling technique

A series of monocrystalline lithium niobate (LN) thin films on low-resistivity silicon (LNOS) substrates, with thicknesses ranging from micrometers down to tens of nanometers, were prepared through chemical-mechanical polishing of pristine crystal films. By employing the electric-field poling technique, high-quality periodically poled lithium niobate (PPLN) structures with submicrometer periodicity were fabricated in these LNOSs, and full-thickness polarization reversal beneath the poling electrodes with a well-defined depth profile was achieved. The coercive field was found to follow the Kay-Dunn scaling law, while the lateral domain broadening generally increased with increasing film thickness, and it remained approximately constant across different electrode linewidths at a given film thickness. PPLN structures with periods ranging from 6 $μ$m down to 200 nm were demonstrated. These findings provide guidance for poling electrode design and lateral domain broadening pre-compensation, offering a practical route toward scalable domain engineering in LN thin films with promising potential for compact and highly integrated nonlinear photonic devices.
